description | This article investigates the factors affecting the shear strength of nano-silver joints. Experiments were performed under different sintering temperatures, pressures, and time, different sintered layer thicknesses, different shear rates, and shear temperatures, and the effects of various parameters on joint strength were obtained. It is found that the joint strength can be increased when the sintering temperature, pressure, time and shear rate are increased. The maximum shear strength of the interconnection bond is measured at room temperature 25 °C and 150 °C, and the gap is large. Increasing the temperature will reduce the bond strength Reliability is reduced. The effects of some of these parameters and particle size on joint strength were further studied and analyzed. |
